As far as the bad guy who was able to inspire a level of fear in me that makes it impossible for me to ever watch the movie again? Anton Chigurh from No Country for Old Men. Something about that guy terrified me in ways I can't articulate.

So he's my pick. Not for being a character that I found fascinating or likable, but for doing exactly what any villain is really supposed to do.
